Description
Strahlungs- und /oder wärmehärtbarer Klebstoff mit hoher Wärmeleitfähigkeit
Die Erfindung betrifft einen strahlungs- und/oder wärmehärtbaren Klebstoff mit hoher Wärmeleitfähigkeit.
Klebstoffe der genannten Gattung sind im Handel erhältlich. Die Kombination ihrer Eigenschaften kann jedoch nicht befriedigen. So liegt ihre Wärmeleitfähigkeit unter 0,7 W/mK, was als zu gering angesehen wird. Ebenso wird die Dauereinsatztemperatur von unter 160° Celsius als zu gering angesehen. Ferner weisen die im Stand der Technik bekannten strahiungshärtenden Klebstoffe den Nachteil auf, daß sie nach der Härtung eine nasse Oberfläche zeigen. Durch den Luftsauerstoff kommt es an der Oberfläche des Klebstoffs zu keiner Polymerisation, im Gegensatz zur übrigen Masse des Klebstoffs, so daß die Monomere dort verbleiben und nicht abreagieren, was zu der Nässe an der Oberfläche führt.
Zum Schutz elektrischer Schaltungen werden auf diese regelmäßig Silikongele aufgebracht. Diese Gele enthalten meist herstellungsbedingt einen Platinkomplex als Katalysator. Bei der Gelierung des Geis in Kontakt mit dem Klebstoff kann es hierdurch zur Inhibierung des Silikongels an der Grenzschicht kommen.
Die Wärmeleitfähigkeit eines strahlungs- und/oder wärmehärtbaren Klebstoffs hängt insbesondere von dem Füllungsgrad des Klebstoffs mit mineralischen Füllstoffen ab, wobei ein steigender Füllungsgrad zu einer ansteigenden Wärmeleitfähigkeit führt. Andererseits behindert ein zu hoher Füllungsgrad des Klebstoffs die Strahlungshärtung des Harzes. Bei den im Stand der Technik bekannten Klebstoffen beträgt der Füllungsgrad mit mineralischen Füllstoffen weniger als 50 Gew. %, was eine nicht zufriedenstellende Wärmeleitfähigkeit zur Folge hat.
Die Aufgabe vorliegender Erfindung besteht daher darin, einen strahlungs- und/oder termisch härtenden Klebstoff bereitzustellen, der die Nachteile des
Standes der Technik überwindet und ein insgesamt deutlich überlegenes Eigenschaftsprofil zeigt.
Die Aufgabe wird erfindungsgemäß durch einen strahlungs- und/oder wärmehärtbaren Klebstoff mit hoher Wärmeleitfähigkeit gelöst, der dadurch gekennzeichnet ist, daß die Rezeptur des Klebstoffs 19 bis 40 Gew. % eines difunktionellen acrylierten aromatischen Polyurethans, 9 bis 25 Gew. % (2- Hydroxypropyl)-acrylat oder -methacrylat, 1 bis 5 Gew. % eines oder mehrerer Photoinitiatoren, 35 bis 70 Gew. % eines oder mehrerer Mineralfüller, 0,5 bis 3 Gew. % eines Siθ2-haltigen Thixotropiermittels und 0,5 bis 2 Gew. % eines organischen Peroxids umfaßt.
In einer bevorzugten Ausführungsform stellt der Photoinitiator 1-[4-(2- Hydroxyethoxy)-phenyl]-2-hydroxy-2-ethyl-1-propan-1-on, Bis(2,4,6-trimethyl- benzoyl)phenyiphosphinoxid oder 2-Methyl-1 -[4(-methylthio)phenyl]-2-morpho- iino-propanon-1 dar.
In einer weiteren bevorzugten Ausführungsform ist der Mineralfüller AI2O3, AIN, BeO, BN, SiC, Si3N4, Ti02, Si02, Diamant, Graphit, BaS04, GaAs oder eine Mischung daraus. Bei den eingesetzten Mineralfüllern handelt es sich um wärme- jedoch nicht elektrischleitende Mineralfüller.
In einer weiteren bevorzugten Ausführungsform wird als Peroxid tert.- Butylperoxybenzoat, Methyl-isobutyl-ketonperoxid oder Dibenzoylperoxid eingesetzt.
In einer besonders bevorzugten Ausführungsform umfaßt die Rezeptur des erfindungsgemäßen Klebstoffs 21 bis 28 Gew. % eines difunktionellen acrylierten aromatischen Polyurethans, 11 bis 18 Gew. % (2-Hydroxypropyl)- acrylat oder -methacrylat, 1 bis 4 Gew. % eines oder mehrerer Photoinitiatoren, 50 bis 65 Gew. % eines oder meherer Mineralfüller, 1 bis 2,5 Gew. % eines
Si02-haltigen Thixotropiermittels und 1 bis 1 ,5 Gew. % eines organischen Peroxids.
Insbesondere bevorzugt ist ein strahlungs- und/oder wärmehärtbarer Klebstoff mit hoher Wärmeleitfähigkeit, der dadurch gekennzeichnet ist, daß seine Rezeptur die folgenden Bestandteile umfaßt:
23 bis 26 Gew. % eines difunktionellen acrylierten aromatischen Polyurethans, 13 bis 16 Gew. % (2-Hydroxypropyl)-acrylat oder -methacrylat, 2 bis 3 Gew. % eines oder mehrerer Photoinitiatoren, 52 bis 60 Gew. % eines oder mehrerer Mineralfüller, 1 bis 2 Gew. % eines Si02-haltigen Thixotropiermittels und 1 bis 1 ,5 Gew. % eines organischen Peroxids.
Als difunktionelles acrylisiertes aromatisches Polyurethan kann beispielsweise Actiiane®170 von Akcros Chemicals eingesetzt werden. Das hierbei eingesetzte Polyurethan ist relativ niedermolekular.
Bekannte und erfindungsgemäß eingesetzte Siθ2-haltige Thixotropiermittel sind beispielsweise die bekannten Aerosile® der Firma Degussa.
Durch den erfindungsgemäßen Einkomponentenklebstoff kann in besonders vorteilhafter Weise eine Ankoppelung von elektronischen Bauelementen oder Schaltungen an Kühlkörper erfolgen. Beispiele für elektronische Bauelemente sind Transistoren oder integrierte Schaltungen. Beispiele für Kühlkörper sind Metallkörper.
Der besondere Vorteil des erfindungsgemäßen Klebstoffs besteht in einer Kombination meherer vorteilhafter Eigenschaften. So ist er für eine Dauereinsatztemperatur bis zu 180° Celsius geeignet. Darüberhinaus beträgt seine Wärmeleitfähigkeit 0,7 bis 1 ,2 W/mK. Seine Kiebefestigkeit ist gößer als 10 N/mm2 nach DIN EN 1465. Bei der Strahlungshärtung beträgt sein Schrumpf weniger als 6 Gew. %.
Als besonders vorteilhaft ist anzusehen, daß es zu keiner Inhibierung von Silikongelen mit Platinkatalysatoren bei Kontakt mit dem Klebstoff kommt. Weiterhin erfährt der Klebstoff bei Strahlungs- und/oder Warmaushärtung keine Sauerstoffinhibierung an der Oberfläche, was zu einer trockenen Oberfläche führt. Im Gegensatz zu den bekannten Klebstoffen des Standes der Technik kann davon ausgegangen werden, daß die eingesetzten Monomere vollständig umgesetzt werden.
Der erfindungsgemäße Klebstoff zeichnet sich auch dadurch aus, daß er besonders variabel in der Anwendung ist, da er sowohl strahlungshärtend, als auch wärmehärtend als auch strahlungs- und wärmehärtend ist. Der neue Klebstoff zeichnet sich darüberhinaus durch besonders günstige Verarbeitungseigenschaften aus. So ist er stempelbar und durch Siebdruck leicht aufzubringen. Femer ist er dispensbar, d.h. er kann beispielsweise in einfacherer Weise über eine Nadeldüse abgegeben werden.
In einer weiteren bevorzugten Ausführungsform ist der Klebstoff dadurch gekennzeichnet, daß er zusätzlich kugelförmige Abstandshalter umfaßt. Diese können aus Metall, Kunststoff, Glas, Keramik oder einer Kombination dieser Materialien bestehen. Ihr Durchmesser liegt zwischen 10 und 100 μm, vorzugsweise zwischen 20 und 40 μm. Durch diese Abstandshalter in dem Klebstoff ist es in einfacher Weise möglich einen definierten Abstand der zu klebenden Teile zu erreichen.
Die Korngröße des Mineralfüllers liegt unter 100 μm. Sie liegt vorzugsweise zwischen 1 bis 20 μm. Die Korngröße des Mineralfüllers kann die Schichtdicke des Klebstoffs bestimmen.
Die Erfindung wird anhand nachfolgender Beispiele näher erläutert.
Beispiel 1
Es wird in bekannter Weise ein Klebstoff mit folgender Rezeptur hergestellt:
23,39 Gew.-% Actilane® 170,
15,60 Gew.-% (2-Hydroxypropyl)-methacrylat,
1 ,17 Gew.-% lrgacure® 651 ,
0,78 Gew.-% Trigonox® CM50,
57,33 Gew.-% Nabolox® No 115-25,
1 ,48 Gew.-% Aerosil® R202 und
0,25 Gew.-% eines Abstandshalters
Der neue Klebstoff zeichnet sich gegenüber Klebstoffen mit Acrylatsystemen des Standes der Technik insbesondere durch eine stark verbesserte Wärmeleitfähigkeit, eine deutlich höhere Temperaturbeständigkeit und eine verbesserte chemische Beständigkeit aus.
Beispiel 2
Es wird in bekannter Weise ein Klebstoff mit folgender Rezeptur hergestellt:
35.92 Gew.-% Actilane® 170,
23,95 Gew.-% (2-Hydroxypropyl)-methacrylat,
35.93 Gew.-% Bariumsulfat,
1 ,80 Gew.-% Irgacure® 651 ,
1 ,20 Gew.-% Trigonox® MC50 und
1 ,20 Gew.-% Aerosil® TS100
Der neue Klebstoff zeichnet sich insbesondere durch eine sehr gute chemische Beständigkeit aus.
Claims
1. Strahlungs- und/oder wärmehärtbarer Klebstoff mit hoher Wärmeleitfähigkeit, dadurch gekennzeichnet, daß die Rezeptur des Klebstoffs
19 bis 40 Gew. % eines difunktionellen acrylierten aromatischen Polyurethans,
9 bis 25 Gew. % (2-Hydroxypropyl)-acrylat oder -methacrylat,
1 bis 5 Gew. % eines oder mehrerer Photoinitiatoren,
35 bis 70 Gew. % eines oder mehrerer Mineralfüller,
0,5 bis 3 Gew. % eines Si02-haltigen Thixotropiermittels und
0,5 bis 2 Gew. % eines organischen Peroxids umfaßt.
2. Klebstoff nach Anspruch 1 , dadurch gekennzeichnet, daß der
Photoinitiator 1 -[4-(2-Hydroxyethoxy)-phenyl]-2-hydroxy-2-ethyl-1 -propan-1 -on, Bis(2,4,6-trimethylbenzoyl)phenylphosphinoxid oder 2-Methyl-1-[4-(methyl- thio)pheny]-2-morpholino-propanon-1 ist.
3. Klebstoff nach Anspruch 1 oder 2, dadurch gekennzeichnet, daß der
Mineralfüller Al203, AIN, BeO, BN, SiC, Si3N4, Ti02, Si02, Diamant, Graphit, BaS04, GaAs oder eine Mischung daraus ist.
4. Klebstoff nach einem der Ansprüche 1 bis 3, dadurch gekennzeichnet, daß das organische Peroxid tert.-Butylperoxybenzoat, Methyl-isobutyl- ketonperoxid oder Dibenzoylperoxid ist.
5. Klebstoff nach einem der Ansprüche 1 bis 4, dadurch gekennzeichnet, daß die Rezeptur des Klebstoffs
21 bis 28 Gew. % eines difunktionellen acrylierten armomatischen
Polyurethans,
11 bis 18 Gew. % (2-Hydroxypropyl)-acrylat oder -methacrylat,
1 bis 4 Gew. % eines oder mehrerer Photoinitiatoren,
50 bis 65 Gew. % eines oder meherer Mineralfüller,
1 bis 2,5 Gew. % eines Si02-haltigen Thixotropiermittels und
1 bis 1 ,5 Gew. % eines organischen Peroxids umfaßt.
6. Klebstoff nach einem der Ansprüche 1 bis 5, dadurch gekennzeichnet, daß die Rezeptur des Klebstoffs
23 bis 26 Gew. % eines difunktionellen acrylierten armatischen Polyurethans, 13 bis 16 Gew. % (2-Hydroxypropyl)-acrylat oder -methacrylat,
2 bis 3 Gew. % eines oder mehrerer Photoinitiatoren, 52 bis 60 Gew. % eines oder mehrerer Mineralfüller,
1 bis 2 Gew. % eines Si02-haltigen Thixotropiermittels und 1 bis 1 ,5 Gew. % eines organischen Peroxids umfaßt.
7. Klebstoff nach einem der Ansprüche 1 bis 6, dadurch gekennzeichnet, daß er kugelförmige Abstandshalter umfaßt.
8. Klebstoff nach Anspruch 7, dadurch gekennzeichnet, daß die
Abstandshalter Metall, Kunststoff, Glas, Keramik oder eine Mischung daraus umfassen.
9. Klebstoff nach Anspruch 7 oder 8, dadurch gekennzeichnet, daß der Durchmesser der Abstandshalter 10 bis 100 μm, vorzugsweise 20 bis 40 μm beträgt.
10. Klebstoff nach einem der Ansprüche 1 bis 9, dadurch gekennzeichnet, daß die Korngröße des Mineralfüllers unter 100 μm, vorzugsweise bis 20 μm beträgt.
11. Verwendung eines Klebstoffs nach einem der Ansprüche 1 bis 10 zur Ankoppelung von elektronischen Bauelementen oder Schaltungen an Kühlkörper.
